New progress in the study of graphene terahertz wave modulation

The paper titled "Active graphene-silicon hybrid diode for terahertz waves" reports the original work of using an opto-parallel mechanism to actively modulate the graphene-silicon composite structure.

As a typical two-dimensional material, graphene has a single-layered atomic structure, excellent optical, electrical, and mechanical properties, exhibiting many attractive and novel physical properties. Graphene has many potential applications in the terahertz field due to its externally adjustable conductivity and tunable band gap. Among them, the active regulation of terahertz waves using graphene is one of the current research hotspots. However, at present, the terahertz wave is usually controlled by a single optical excitation or electrical modulation at the international level, and its modulation depth is obviously limited.

Based on previous research, Zhang Weili's team proposed a new method for terahertz wave modulation based on graphene and semiconductors, which uses a graphene-silicon composite structure and uses extremely low voltages under the excitation of low-power continuous lasers. The 0.1 to 4 volt can achieve large amplitude modulation of the terahertz signal with a modulation depth of up to 83% and a bandwidth covering the 0.4-2 THz range. The terahertz integrated device developed on this basis realizes the optical “diode” effect of forward biasing and negative biasing of the terahertz wave. The research results lay an important foundation for the development of terahertz two-dimensional materials and devices. It has very important application prospects in the fields of broadband terahertz wave modulators, terahertz wave rectification, and terahertz wave communications.
